Explain in detail about the thermal oxidation

The following reactions take place during thermal oxidation:

During oxidation, Si - SiO2 interface moves into silicon. Additionally oxidation process proceeds by diffusion of oxidizing species (oxygen ion, oxygen atoms or molecules) through the oxide layer to Si - SiO2 interface.
